Topic: Gallium Nitride Power Device Technology for a Green FUTURE
Abstract
Gallium nitride (GaN), a wide bandgap material, has exhibited tremendous potentials because of its high electric field strength and high electron mobility. Nowadays, GaN HEMTs demonstrate superior performance compared to conventional silicon devices, including higher operation temperatures, higher breakdown voltages and faster switching speeds. GaN technology, especially planar GaN HEMTs based on the 2-dimensional electron gas from AlGaN/GaN heterostructure, will allow designers to implement monolithic power systems on a single chip in a more straightforward and cost-effective way.
With monolithic integration of E-mode and D-mode GaN HEMTs together with diodes, resistors and capacitors, the power converter is capable to operate at high voltage and high switching frequency with a reduction of passive components, a decrease in overall system size and an improvement in power efficiency. Furthermore, owing to the material properties, GaN power converter on chip would be able to work at extreme temperatures and environment. GaN Power Device Technology and monolithic integrated GaN power systems will be discussed in detail in this talk
